二乙基硅烷作为沉积金属硅酸盐膜的硅源。一种形成作为电子器件中高k电介质的金属硅酸盐的方法，包括步骤：提供二乙基硅烷至反应区；同时提供氧源至该反应区；同时提供金属前驱体到该反应区；通过化学气相沉积使该二乙基硅烷、氧源和金属前驱体发生反应，以在包括该电子器件的衬底上形成金属硅酸盐。该金属优选为铪、锆或其混合物。该金属硅酸盐膜的介电常数可以基于膜中的金属、硅、和氧的相对原子浓度进行调节。
